Аннотация:The interband resonant magnetotunnelling processes in double-barrier structures made from A3B5 materials in a magnetic field normal to the interfaces are investigated theoretically. The multiband Kane model and transfer-matrix method are used to obtain the wavefunctions of particles in a heterostructure taking into account the mixing at the interfaces of the states corresponding to different Landau levels due to the spin-orbit interaction. The dependencies of the transmission coefficients for the transitions between the states of the various Landau levels on the incident particle energy and the dependencies of the tunnelling current density on the voltage for different values of magnetic field are investigated. It is shown that the interband transitions between the states with different Landau-level indices result in the additional peaks of the theoretical current-voltage characteristics of resonant tunnelling structures (RTS) such as the InAs/AlGaSb/GaSb RTS.
